    mproving the development, manuacturing and supply

    o products and services worldwide. By adopting and

    ntegrating Reliability into New Technology

    Freescale uses a phased process to manage new

    echnology introduction. Technical and business

    goals are assessed beore moving to a new phase

    n development. These phase gates also include

    peciic and detailed reliability criteria. The reliability

    sks or technology implementation are reduced ashe technology progresses through the development

    cycle. Thus, the reliability risks or a new product

    can be assessed rom the maturity o the underlying

    echnologies. These are real measurements o risk

    characterized throughout the development cycle and

    applied to speciic product applications.

    Perormance or the Long Term

    Reliability is the probability that a product (e.g.,semiconductor devices) will perorm its speciied

    unction in a given environment or a speciied

    period o time. We must not only be concerned

    about quality as our products leave our doors, but

    also be concerned about product reliability as our

    products are used in speciic environments over

    time. Semiconductor ailure rate is known to ollow a

    bathtub curve with an initially decreasing ailure rate

    ollowed by a long, low-level ailure rate and eventual

    wear out. We perorm stresses to characterize each

    part o this curve. Test and burn-in are used to screen

    inant mortality (or early product ailures), and thus,

    reduce the early ailure rate. Extended lie tests are

    perormed to veriy the intrinsic limits o devices that

    result in wear out.

    Because the ailure rate o semiconductor devices is

    inherently low, the industry uses accelerated testing to

    assess semiconductor reliability. During accelerated

    tests (such as those described in AEC-Q100 and AEC-

    Q101an Automotive Electronic Council standards

    publication) elevated stress conditions (voltage,

    temperature, humidity, current) are used to produce, in

    a shorter period o time, the same ailure mechanisms

    as would be observed under normal use conditions.

    The objective is to identiy ailure mechanisms and

    eliminate them as a cause o ailure during the useul

    lietime o a product.

    Freescale product reliability rests on a strong

    oundation o proven validation principles. Our eorts

    prior to qualiicationincluding designing, modeling,

    testing and test vehicle investigationsdrive low-risk

    manuacturing processes. We use industry standard

    testing to ensure our customers have reliable products

    appropriate or their speciic application.

    Typical Freescale accelerated stress tests perormed

    during product qualiication are based on AEC-

    Q100 and AEC-Q101 conditions and reer to JEDEC

    stress descriptions. In addition, we perorm tests and

    stresses beyond industry standards to drive our

    zero deects goal.

    Product Analysis Labs Capabilities

    Deects is a journey, and the Product Analysis Labs

    provide the navigation to that inal destination. These

    same labs also help Freescale develop cutting-edge

    products with continually improving quality to exce

    The Product Analysis Labs utilize industry standard

    techniques and internally developed tools, enabling

    Freescale to locate sub-micron sized deects amon

    hundreds o millions o transistors on a silicon IC.

    A hybrid vehicle combines an internal-combustion engine (ICE) and a battery-

    powered electric motor (E-motor) to power
