Surface and subsurface characterisation in micro-millingof monocrystalline silicon

Abstract This paper presents an experimental investigationon surface and subsurface characterisation of micro-machinedsingle-crystal silicon with (100) orientation. Full immersionslot milling was conducted using solid cubic boron nitride(CBN) and diamond-coated fine grain tungsten carbidemicro-end mills with a uniform tool diameter of 0.5 mm.The micro-machining experiments were carried out on anultra-precision micro-machining centre. Formal design of ex-periments (DoE) techniques were applied to design and anal-ysis of the machining process. Surface roughness, edgechipping formation and subsurface residual stress under vary-ing machining conditions were characterised using white lightinterferometry, SEM and Raman microspectroscopy. Tens ofnanometre-level surface roughness can be achieved under thecertain machining conditions, and influences of variation ofcutting parameters including cutting speeds, feedrate and axialdepth of cut on surface roughness were analysed using analy-sis of variance (ANOVA) method. Raman microspectroscopystudies show that compressive subsurface residual stress andamorphous phase transformation were observed on most ofthe micro-machined subsurface, which provides evidence ofductile mode cutting. Surface and subsurface characterisationstudies show that the primary material removal mode is duc-tile or partial ductile using lower feedrate for both tools, and

diamond-coated tools can produce better surface quality.Silicon brain implants were fabricated with good dimensionalaccuracy and edge quality using the optimised machining con-ditions, which demonstrated that micro-milling is an effectiveprocess for fabrication of silicon components at a few tens to afew hundreds of micron scale.

1 Introduction

The need to fabricate high-accuracy miniature componentswith dimensions ranging from several hundred microns toseveral millimetres or features ranging from several to severalhundreds of microns has encouraged research on developmentof micro-manufacturing processes. It is well recognised thatmicro-manufacturing has been a key enabling technology inindustries producing useful micro-components and products[1–3]. Amongst various engineering materials for micro-prod-ucts, semiconductor materials such as silicon are playing asignificant role in certain applications. Typical area of appli-cations for micro-silicon components includesMEMS, micro-fluidics and opto-electronics.

Traditionally, clean room approaches, such as lithographyand chemical etching, dominate the fabrication of semiconduc-tor components. Due to the nature of such processes,lithography-based processes possess a number of constraintssuch as planar 2 or 2.5 dimensional process with low relativeaccuracy and poor surface finish. In addition, these processesare only economical for large production scale due to highinvestment cost for prototyping [3]. To overcome these con-straints, improvement on traditional lithography-based

processes and development of alternative micro-manufacturingprocesses are being investigated.

Micro-milling, an emerging micro-manufacturing process,has been successfully applied in fabrication of 3D complexshape micro-components with excellent dimensional accuracyand surface finish over various engineering materials, includ-ing metals such as aluminium [4–6], copper [7–9], titaniumalloys [10, 11], steels [12, 13], graphite [14], tungsten carbides[15], polymers [16, 17] and composites [18]. Recently, it hasbeen applied in machining brittle materials and crystals[19–23] with success. Micro-milling is therefore expected tohave the potentials to cost effectively fabricate complex-shaped siliconmicro-components with feature size at the orderof several tens to several hundreds of microns. Success ofmicro-milling of silicon will open new industrial avenues infabrication of silicon-based micro-products because of its ca-pability of producing true 3D complex-shapedmicro-productswith high accuracy and good surface finish. In addition, it fillsthe gap of fabrication of micro/mesoscale components forprototype or small batch production. Silicon being a brittlematerial poses challenges on achieving a machined surfacewith minimum defects. Currently, insufficient experimentaldata available on characterisation of micro-machined siliconsurface limits its industrial application. Hence, the objective ofthis research is to perform micro-milling experiment usingvarious micro-tools to investigate surface and subsurface gen-eration mechanism.

Organisation for the remainder of this paper is as follows:Firstly, Section 2 reviews the ductile model machining of brit-tle material and micro-milling of silicon. The experimentalset-up as well as machining and measurement procedure isthen described in Section 3. Surface topography, surfaceroughness, edge chipping and residual stress measurementresults are presented and discussed both qualitatively andquantitatively in Section 4. Following in Section 5 is an ap-plication perspective of micro-milling of silicon. Finally, con-clusions drawn from this research are given in Section 6.

2 Ductile mode machining of silicon

Brittle materials, such as silicon, can be deformed plasticallyin machining, i.e. ductile mode machining under a highlycompressive hydrostatic pressure in the cutting zone. Thehighly compressive hydrostatic pressure can suppress thecrack propagation and promote plastic deformation, i.e. dislo-cation motion. Another enabling factor of ductile mode ma-chining of brittle materials is very small uncut chip thicknessand depth of cut. It is believed that there is a critical uncut chipthickness, belowwhich the energy required to cause fracture ishigher than that required for plastic deformation so that plasticdeformation becomes the primary mechanism of material re-moval [24, 25]. Possibility of machining brittle materials in

the ductile mode has been demonstrated in single-point dia-mond turning (SPDT) of silicon [26–28]. This normally in-volves an extremely rigid ultra-precision machine tool withaerostatic or hydrostatic bearing slideways and spindle. Inaddition, single-crystal diamond tool with large negative toolrake angle is also required.

Although numerous reports had described the experimentalstudies related to diamond turning of silicon, however, fromthe micro-cutting mechanics point of view, some issues suchas intermittent processes, instantaneous changing uncut chipthickness and high-frequency dynamic cutting forces makemicro-milling process much more complex compared withSPDT. Machining conditions for ductile mode machining ofsilicon optimised from conventional ultra-precision machin-ing cannot be used directly in micro-milling. Currently, inves-tigations on micro-milling of single-crystal silicon are limited;notably, Rusnaldy et al. [19, 20] performed micro-end millingof single-crystal silicon using diamond-coated end mills ofΦ0.178 mm. Both cutting force and surface quality were ex-amined during experiments, and the results show a criticalvalue of feed per tooth for ductile mode of single-crystal sili-con. Although nanometre levels of surface roughness Ra wereobtained, extreme small feed per tooth (a few nanometers) andaxial depth of cut (less than 1 micron) employed in their ex-periments are not comparable to its advantage over traditionallithography-based process. Arif et al. reported experimentalresults of micro-ball end milling of silicon and suggested thattitled end milling can improve surface finish. Fifteen-micrometer deep fracture-free slots were machined when acritical feedrate was maintained [21]. Cheng presented an ex-perimental investigation on micro-machining of silicon usingΦ0.5-mmmicro-grinding pin. Avery wide feedrate range wasemployed to study the unformed chip thickness on the cuttingmode, and a critical value to obtain ductile mode cutting wasdetermined [29].

Numerical simulations were also performed on micro-cutting of silicon. Finite element method is effective for metalsas the material models have been developed to describe rela-tions between flow stress and strain, strain rate and tempera-ture. However, no effective material models can be used tomodel brittle materials. On the other hand, molecular dynamic(MD) simulation can simulate the pressure-induced phasetransformation, hence explains the phenomena in cutting ofsilicon [30, 31]. However, current state-of-the-art in MD sim-ulation of cutting process limits its space scale in tens ofnanometres for 3D simulation or hundreds of nanometresfor 2D simulation. Therefore, it is only applicable to inves-tigating nanometric cutting. Due to these limitations withsimulation approaches, experimental investigation onmicro-cutting of silicon is necessary. At present, insuffi-cient experimental data from various micro-tools and ma-chining conditions limits industrial applications of micro-milling of single-crystal silicon.

Large negative rake angle single-crystal diamond tools arewidely used in turning of silicon to apply compressive stressin the zone. Due to a small diameter and complex geometry ofmicro-end mills, commercial end mills cannot bemanufactured with a large negative rake angle. However,when uncut chip thickness is on the same order as tool edgeradius, the effective rake angle may become negative. This isknown as the cutting edge radius size effect.

The cutting edge radius size effect in a micro-cutting can bemodelled by determining an equivalent shearing plane andcalculating an equivalent rake angle. The effective rake anglein micro-cutting can be defined as the plane tangent to theedge radius at a distance from the machined surface corre-sponding to the uncut chip thickness, h, as shown in Fig. 1.There is a critical value of the uncut chip thickness, hc, abovewhich chip sliding occurs on the nominal rake face. The ef-fective rake angle, αt, is expressed by

where Rε is the cutter edge radius, α is the nominal rake angleand hc is given by hc ¼ Rε 1þ sinαð Þ. The cutting edge radiusof the end mills measured in this research is at the order ofseveral microns. Hence, by choosing a proper uncut chipthickness, the cutting edge radius size effect can be utilisedin micro-milling to enable ductile mode cutting of silicon.

3 Experimental set-up

3.1 Machine tool

Experiments for this work were carried out on an ultra-precision desktop micro-machining centre (NanowaveMTS5R). The machine is equipped with a high speed spindleoffering a continuous power output of 350 W and an outputtorque of 3 cNm over the speed range of 20,000 to 80,

000 rpm. The high speed spindle allows a reasonable highercutting velocity even when small-diameter cutters are used.Ultra-precision collets were used to clamp the micro-end millsand the spindle runout was controlled within 1 μm. The XYZslideways provide a precision of 0.1 μm. This experimentalset-up ensures that both the main spindle errors such as vibra-tion and run-out, and slideway inaccuracy were minimised.Therefore, the main spindle and slideway errors on surfacequality will not be explicitly taken into account in the analysis.The experimental set-up is illustrated in Fig. 2.

3.2 Silicon workpiece preparation

Silicon wafers used in this study were 4 in. in diameter and0.5-mm-thick single-crystal silicon wafer with epitaxy readypolished to a surface roughness, Ra, of 0.5 nm. The sample isa type p wafer with (100) crystal orientation. The wafer wasdiced into 15mm×15mm square pieces, and the square waferwas adhesively boned onto a ground aluminium fixture.During machining, the cutting tool is fed along [100] direc-tion. Perpendicularity between the wafer surface and the cut-ting tool axis was carefully adjusted before the machiningexperiments to ensure a uniform axial depth of cut.

3.3 Micro-end mills

Two types of micro-square end mills, namely cubic BoronNitride (CBN), diamond-coated tungsten carbide (DC)micro-end mills, were used in the experiments. Both toolshave a same nominal diameter of 0.5 mm. A uniform toolshank diameter of 3 mm is used for all micro-tools to fit 3-mm ultra-precision spindle collet. A relative large tool diam-eter was selected in the experiments to avoid premature toolbreakage in those aggressive cuts and hence ensures that ex-cess tool chipping and wear on all tools were minimised.Table 1 lists the geometries of micro-end mills used in theexperiments. The cutting edge radius was measured on thecross-sectional SEM images by fitting a circle, as illustratedin Fig. 3. The estimated values are 3 and 6 μm for CBN and

diamond coated, respectively. It should be noted that sometool parameters of CBN and diamond tools, such as helixangle, flute length and rake angle, are slightly different. Dueto the small feedrate (sub-microns per tooth) and depth of cut(10 μm, 30μm) used in this experiment, the influence of thesetool parameters on the machined surface was not taken intoconsideration.

3.4 Experimental procedure

The experiments in this work include full immersion slot mill-ing. For each test, a 5-mm long and 0.5-mm wide micro-slotwas milled along [100] direction. The levelness of the squaresilicon wafer surface to the cutting tool axis was firstly adjust-ed carefully using a 1-μm resolution dial gauge, and less than5-μm levelness deviation was obtained over the 15 mm×15 mm machining area. To eliminate the levelness deviationeffect on the depth of cut, NC programme (Z feed) was alsoadjusted to compensate this geometric errors thanks to the0.1-μm feed resolution of the machine tool. Zero position ofthe cutting tool relative to silicon wafer surface was set withassistance of a machine vision system (Dino-lite microscope)and initial contact test using a Kistler dynamometer under avery slow feedrate. This setting up procedure allows machin-ing with micrometric depth of cut.

Dry machining was performed to avoid contamination, andair blow was used throughout the machining experiments toreduce the possibility of chip jam-induced microcracks. Threecontrolled quantitative factors used in the experiments arecutting speed (m/min), feedrate (μm/tooth) and axial depthof cut (μm). Because there are only three controlled factorsconsidered for each type of micro-tools in the experiments,full factorial experimental designs were implemented to cap-ture all of the main effects and their interactions. Two levels ofcutting speed and depth of cut were selected, albeit four levelsof feedrate were selected. The 4×2×2 mixed level full facto-rial design matrix is presented in Table 2. Each set of cuttingparameter was repeated once to reduce machining errors andseparate effect due to interactions from measurement noise. Atotal of 32 slots were machined for each cutter. In order toreduce the influence of tool wear on the surface quality andedge chipping, brand new micro-tools were used for the ex-periments. Extra slots (Exp #17, see Table 2) were milled atthe end of experiments using the same cutting conditions asExp #1 (see Table 2). This validation slot was then comparedwith the first slot (Exp #1).

3.5 Surface roughness measurement and surfacemorphology inspection

After machining, the machined surface was cleaned in acetoneby an ultrasonic bath. The average surface roughness of thebottom surface of the micro-milled slots was then measuredusing a white light interferometer (Zygo NewView 5000)along the centreline of the slots. To reduce the measurementuncertainty and assess repeatability, four measurements ondifferent areas were conducted for each slot and an averagevalue of surface roughness (Ra) is used for analysis. Meanvalues of measured surface roughness, Ra, are listed inTable 2. The surface morphology and edge chipping wereanalysed on the basis of SEM micrographs. Analysis on theresponse–surface roughness and morphology will be present-ed in Section 4.

3.6 Raman spectroscopy

Raman microspectroscopy has successfully been applied inthe analysis of stresses induced from a variety of sources insilicon devices and other Raman active materials, such aspolymers, semiconductors and ceramics [32, 33]. Recently,Raman microspectroscopy method has been used to investi-gate subsurface layer composition, i.e. phase transformationand residual stress in ultra-precision machining of silicon [34,35]. However, it has yet applied to surface integrity character-isation in micro-milling.

A Horiba Jobin Yvon HR800 Raman microscope equippedwith a 514-nmAr+ion laser probe was used for residual stressmeasurement in this research, and a 5.2-mW laser beam was

delivered to the silicon surface. The low-power laser beamwas used to eliminate heating effects on the measured surface.The Raman microscope comprised of a motorised XY stagewhich allowed for automated mapping, and a ×100 objectivewas used to image the device and collect the Raman signal,which provided a spatial resolution of 1 μm. The Raman sig-nal was passed through the spectrometer before being mea-sured by a CCD camera and data points were collected every0.54 cm−1. The profile was then saved to a PC. One-secondstatic scan was employed for area scanning. The microscopewas calibrated on stress-free polished silicon wafer surfacebefore the measurements. Each point was measured four timesto reduce random errors. All measurements were performed atroom temperature.

4 Results and discussions

Both qualitative and quantitative analyses were carried out tocharacterise surface and subsurface properties of micro-milledsilicon surface. Qualitative analysis includes edge chippingformation, cutting mode observation, surface topographyand phase transformation, and quantitative analysis includessurface roughness and surface residual stresses.

4.1 Surface topography

Figure 4 shows the SEM micrographs on the bottom ma-chined surface. Various types of surface defects were foundon the micro-machined surface. Residual flake chips, micro-debris and irregular streaks were found on some surfaces ma-chined by diamond-coated tools and CBN tools, and micro-pits were also observed on CBNmachined surfaces. Type andquantity of surface defects are used to characterise achievedmode of machining. Regular tiny machining marks and ab-sence of other surface defects are the typical ductile surfacetexture and hence indicate that surface is under ductile modemachining (examples are Fig. 4a, b, e, f). Few surface defectsleft on the machined surface can be regarded as partial ductilemode machining (examples are Fig. 4c, d, i, j). Noticeablesurface defects on the machined surface indicate that brittlemode machining has taken place (examples are Fig. 4k, l, o,p).

The results show that feedrate and axial depth of cut have asignificant influence on the surface generation, whilst the cut-ting speed was found to be not significant in determining themode of machining. Small feedrate and axial depth of cutproduce fewer surface defects and hence promote ductilemode machining. Under the same machining conditions,

diamond-coated tools are more likely to achieve ductile modemachining and hence better surface finish with fewer surfacedefects. Ductile machined surfaces have been achieved bydiamond-coated tools when a small feedrate (fz=0.0375/tooth, 0.075 μm/tooth) was used. The primary machiningmodes for CBN tools are still the brittle fracture or partialductile under the cutting conditions in the experiments.

4.2 Edge chipping formation

Edge chipping is a type of surface/subsurface defect normallyinduced in machining of brittle materials. Machining-inducededge chipping will not only affect the geometric accuracy offinished parts but also cause the potential functional failuredue to the microcracks left on the finished part [36, 37]. Inmicro-milling of micro-parts, the size of edge chipping defectscan be comparable to the feature size; therefore, control andsuppression of edge chipping formation in micro-milling be-comes a pressing challenge. Figure 5 shows typical slots ma-chined by CBN and diamond-coated end mills, respectively.

In a full immersion milling operation, both up milling anddown milling sides of the slot are generated. In up milling,the cutting direction is opposite to the feed direction and thesurface is generated at the beginning of the cut, whilst thecutting direction is the same as the feed direction in downmilling and the surface is generated when the cutting edgeexits the workpiece. Therefore, up milling and down millinghave different characteristics in edge chipping formation.

Ng et al. categorised edge chipping in slot milling as entry,interior and exit chipping [37]. All three types of edgechipping have been observed in micro-milled silicon slots,albeit interior edge chipping was found the dominant chippingformed in the material removal along the tool path. However,the interior edge chipping defects were predominantly ob-served in the down milling side of the slot, and lesser or noedge chipping in the up milling side was formed as shown inFig. 5. Brittle materials like silicon are more sensitive to im-pact at workpiece entry, and in up milling the nominal instan-taneous uncut chip thickness starts from zero and increasesgradually, so lesser or edge chipping defects are formed.

It is also observed that under the same cutting conditions,diamond tools tend to produce lesser edge chipping defectsthan CBN tools. Depth of cut has a negative effect on edgechipping formation, i.e. a depth of cut of 30 μm producesrelatively larger chipping than that of 10 μm, whilst feedrateand cutting speed have little effect on the dimension of theedge chipping defects.

4.3 Surface roughness

Analysis of variance (ANOVA) was performed on surfaceroughness data to isolate main effects of each source of vari-ations and determine effects of interactions. Surface finish ofthe bottom surface of the micro-slot was measured using aZygo white light interferometer. Arithmetic surface rough-ness, Ra, which provides information of average surface ge-ometry, was used to analyse the effect on surface generation.Tables 3 and 4 give the results of ANOVA on surface rough-ness for two types of micro-end mills. All tabulated F values(α=0.05) except two-level interactions of depth of cut inTable 4 and three-level interactions in Table 3 are smaller thanthe calculated values, which corresponds to a confidence levelof 95 % in evaluation of process parameters.

For both micro-tools, it was observed that there is no sig-nificant difference between the first set of slots (exp #1) andvalidation slots (exp #17) in terms of surface roughness andmicro-surface morphology. Therefore, the tool wear effect isregarded negligible under this certain cutting distance in thiswork. Within the cutting parameter range used in the experi-ments, sub-micron-level surface roughness has been achievedby both tools. However, it can be seen from Table 2 andFigs. 6 and 7 that under the same cutting conditions,diamond-coated tools can achieve much better surface rough-ness. Minimum average surface roughness, Ra, value ofaround 40 nmwasmeasured at higher cutting speed and loweraxial depth of cut when using diamond-coated tools, whilstmaximum surface roughness, Ra, value of around 270 nmwasmeasured at lower cutting speed and higher axial depth of cutwhen using CBN tools.

The ANOVA results show that for CBN tools, feedrate anddepth of cut have a significant influence on surface roughnessand they contribute 55.8 and 16.9 % to overall response, re-spectively. For diamond-coated tools, both cutting speed anddepth of cut have a significant influence on surface roughnessand they contribute 40.1 and 22.8 % to overall response, re-spectively. Feedrate is also expected to have influence on

surface generation for diamond-coated tools, but its influenceis hard to be interpreted from the ANOVA table statistically, sothe influence will be discussed using the main effect plots.

Both the interaction between feedrate and cutting speedand the interaction between feedrate and depth of cut haveeffects on the measured surface roughness; however, theseinteraction effects are not significant as single-factor maineffects. Three-level interactions are even more negligible;therefore, it is not worthwhile to examine the statistical signif-icance of these effects.

Main effects in terms of mean Ra values are plotted inFigs. 6 and 7 to quantitatively assess the effect of each processparameters on micro-machining process. Similar to micro-milling of ductile metallic materials, feedrate is normally be-lieved to be a dominating factor affecting surface finish, i.e. anincrease in feedrate results in an increase of surface roughnessvalues, and this tendency is very pronounced for CBN tools asshown in Fig. 7a. But for diamond-coated tools, this tendencyis not very clear. As shown in Fig. 6a, when feedrate is lowerthan a certain value, 0.15 μm/tooth in this experiment, furtherreducing feedrate will not result in better surface roughness.

When cutting speed increases from 31.4 to 78.5 m/min,there is around 30 % decrease in surface roughness value

when using diamond-coated tool as shown in Fig. 6b, whilstonly 7 % decrease in surface roughness value was observedfor CBN tools, as shown in Fig. 7b. This suggests that highercutting speed hence higher machining efficiency can achievebetter surface roughness especially for diamond-coated tools.Therefore, a higher spindle speed is desirable in micro-millingof silicon.

As expected, axial depth of cut has a negative influence onsurface roughness, i.e. an increase in axial depth of cut willdeteriorate surface finish. This tendency is noticeable for bothtools, and there is around 30 % increase in surface roughnessvalue, when depth of cut increases from 10 to 30 μm.

Tool sharpness in terms of cutting edge radius is believed tohave a positive influence on surface roughness, i.e. smallertool edge radius is expected to result in better surface finish.Although the estimated tool edge radius of the diamond-coated tools and CBN are 6 and 3 μm, respectively, relatively‘blunt’ diamond-coated tools can achieve superior surface. Aclose examination on the diamond-coated tool surface showsthat the cutting tool surface was deposited diamond thin filmswhich were controlled to have ‘rough’ faceted cutting edges asshown in Fig. 8. The faceted cutting edge can be considered asa grinding tool with abrasive grains which dimensions are

estimated to be at a sub-micron level. Compared with thediamond-coated tool, solid CBN micro-tools have a smoothtool surface. When a small feedrate is used, abrasive diamondmachining may have taken place instead of cutting. Therefore,better surface roughness was achieved using diamond-coatedtools in this experiment.

It should be noted that although brittle mode of cutting tookplace at some machining conditions, in particular when ma-chining with CBN tools, the achievable surface roughnessvalues are similar to those in micro-milling of metals undersimilar machine tool setup and machining conditions [8], al-though in some applications achieving a crack-free surface ismore important than good surface roughness.

4.4 Phase transformation and subsurface residual stress

The Raman spectrum of silicon is well known, and a wideliterature has been devoted to the phase transform of this ma-terial. Figure 9 shows typical Raman spectra on micro-endmilled silicon surface. Absolute values of intensity from

different scans vary due to non-uniformity of the surface,e.g. surface roughness; therefore, a comparison of intensityis not meaningful for different spectra measurements.Crystalline to amorphous phase transformation was frequentlyobserved in certain machining conditions. As discussed inSection 2, due to cutting edge radius size effect in micro-mill-ing, large effective negative rake angle can create high hydro-static pressure in the tool/workpiece interface. Therefore, thisphase transformation is believed to be induced by the com-pressive pressure in the cutting zone. The presence of amor-phous phase silicon provides evidence to the conclusions onductile or partial ductile mode machining based on the surfacemorphology observation.

Other metastable phase transformations, such as Si-I cubicdiamond structure to Si-III, IV, XII as reported in the litera-tures on polishing, grinding or dicing of single-crystal silicon[34], were not found in this experiment. This is because thesephase transformations are normally temperature induced andunder small depth of cut and feedrate in this experiment; tem-perature rise in the cutting zone was not high enough to inducethese phase transformations.

Residual stresses will affect the performance of micro-products and therefore have to be controlled and minimisedby appropriate treatments after mechanical processing. But thefirst step is to measure the residual stresses and find the cor-relations with machining parameters. An absolute value ofresidual stress can be determined by correlating the Ramanshift in the peak wavenumber with the stress present. Forunstrained pristine silicon where the Raman peak is centredat 520 cm−1, a stress sensitivity factor of 3.2 cm−1 GPa−1 isused in this study [38], i.e. a shift of 3.2 cm−1 in Ramanspectra peak corresponds to 1-GPa stress. Strain within thesilicon lattice shifts the peak, with tensile stresses causingnegative peak frequency shifts and compressive stresses caus-ing positive peak frequency shifts.

Raman spectra shift shows that the residual stresses are com-pressive on most of the machined surface, which agrees withthose reported in single-point diamond turning of silicon [35]and micro-scratching of silicon [39]. Figures 10 and 11 showthe mean values of residual stress under various machiningconditions. For both micro-tools, feedrate has the most signif-icant influence on the magnitude of residual stress. Higher levelof feedrate, cutting speed, and axial depth of cut results in

higher residual stress. Amaximum surface residual stress meanvalue of around 700 MPa was measured at higher feedrate of0.3 μm/tooth and depth of cut of 30 μm when using bothmicro-tools. At a very small feedrate (0.0375 μm/tooth), resid-ual stress status in micro-milled surface by diamond-coatedtools is more complex. Both tensile and compressive stresseswere observed, which can be attributed to grinding abrasiveeffect by the ‘rough’ faceted cutting edge of the diamond-coated tools. However, the tensile stress status is in agreementwith the lapped surfaces of Si wafer and dicing of silicon [34].

It should be noted that large variations were observed in themagnitude of residual stress, especially for diamond-coatedtool machined surface. This is mainly because surface defectsmake the residual stress level non-uniformly distributed.Therefore, the residual stresses measured are not very statisti-cally confident. A surface residual stress mapping covering thewhole surface will be needed for future research to characterisethe correlation between stress level and surface defects.

5 Application perspectives

Applications of micro-machined silicon components are ofabundance with growing interest in areas such as medical.An example of medical application is the development ofopto-electrode for neuroimplantation. Such application allowsnecessary electronics to be overlaid on both silicon surfaces toallow recordings and control of neural activities. Figure 12shows an example of the opto-electrode profile machinedusing micro-milling. The opto-electrode profile shown inFig. 12 was micro-milled with reasonably optimised cuttingparameters to a depth of approximately 100 μm. From Fig. 12,the side edges that resulted from machining show potential inemploying micro-milling on silicon since no visible edge de-fects were observed. Although the method of micro-millingon silicon is feasible, however, research on improved machin-ing parameters for silicon is required. This is because func-tional applications especially in the medical area require morecomplex profiles involving the micro-machining of fracture-free silicon components with a higher aspect ratio.

6 Conclusions

Micro-machining of monocrystalline silicon was performed bymicro-end milling process using diamond-coated and CBNtools. The following conclusions can be drawn from this work:

& Surface roughness of a few tens of nanometers on mono-crystalline silicon can be achieved by micro-milling usingdiamond-coated end mills. Higher spindle speed, smallerdepth of cut and modest feedrate were found to achievegood surface finish.

& Surface topography analysis and the presence of amor-phous phase silicon on the machined surface show thatthe primary material removal mode is ductile or partialductile, especially when lower feedrate and smaller depthof cut were used. Diamond-coated tools are more apt toproduce a defect-free surface.

& Compressive subsurface residual stress was measured onmost of the micro-machined surface, although tensile re-sidual stress was measured when diamond-coated toolswere used at a very small feedrate (0.0375 μm/tooth).

& Machining-induced interior type edge chipping defects wereobserved on the slot edges, predominantly in down millingside of the slot. Under the same cutting conditions, diamond-coated tools tend to produce lesser edge chipping defectsthan CBN tools. Modest depth of cut of less than 10 μmshould be maintained to achieve chipping-free edge quality.

This research has demonstrated that micro-milling offers apromising alternative fabrication route to clean room ap-proaches for fabrication of silicon components at a few tensto a few hundreds of micron scale. The results are also expect-ed to be useful for micro-cutting of other brittle materials, suchas germanium, lithium niobate, silicon carbide, glass, etc.
